The subject of this thesis is the fabrication and characterization of magnetic topological
insulator layers of (V,Bi,Sb)\(_2\)Te\(_3\) exhibiting the quantum anomalous Hall
effect. A major task was the experimental realization of the quantum anomalous
Hall effect, which is only observed in layers with very specific structural,
electronic and magnetic properties. These properties and their influence on the
quantum anomalous Hall effect are analyzed in detail.
First, the optimal conditions for the growth of pure Bi\(_2\)Te\(_3\) and Sb\(_2\)Te\(_3\) crystal
layers and the resulting structural quality are studied. The crystalline quality of
Bi\(_2\)Te\(_3\) improves significantly at higher growth temperatures resulting in a small
mosaicity-tilt and reduced twinning defects. The optimal growth temperature is
determined as 260\(^{\circ}\)C, low enough to avoid desorption while maintaining a high
crystalline quality.
The crystalline quality of Sb\(_2\)Te\(_3\) is less dependent on the growth temperature.
Temperatures below 230\(^{\circ}\)C are necessary to avoid significant material desorption,
though. Especially for the nucleation on Si(111)-H, a low sticking coefficient is
observed preventing the coalescence of islands into a homogeneous layer.
The influence of the substrate type, miscut and annealing sequence on the growth
of Bi\(_2\)Te\(_3\) layers is investigated. The alignment of the layer changes depending on
the miscut angle and annealing sequence: Typically, layer planes align parallel to
the Si(111) planes. This can enhance the twin suppression due to transfer of the
stacking order from the substrate to the layer at step edges, but results in a step
bunched layer morphology. For specific substrate preparations, however, the layer
planes are observed to align parallel to the surface plane. This alignment avoids
displacement at the step edges, which would cause anti-phase domains. This results
in narrow Bragg peaks in XRD rocking curve scans due to long-range order in
the absence of anti-phase domains. Furthermore, the use of rough Fe:InP(111):B
substrates leads to a strong reduction of twinning defects and a significantly reduced
mosaicity-twist due to the smaller lattice mismatch.
Next, the magnetically doped mixed compound V\(_z\)(Bi\(_{1−x}\)Sb\(_x\))\(_{2−z}\)Te\(_3\) is studied in
order to realize the quantum anomalous Hall effect. The addition of V and Bi to
Sb\(_2\)Te\(_3\) leads to efficient nucleation on the Si(111)-H surface and a closed, homogeneous
layer. Magneto-transport measurements of layers reveal a finite anomalous
Hall resistivity significantly below the von Klitzing constant. The observation of
the quantum anomalous Hall effect requires the complete suppression of parasitic
bulklike conduction due to defect induced carriers. This can be achieved by optimizing
the thickness, composition and growth conditions of the layers.
The growth temperature is observed to strongly influence the structural quality.
Elevated temperatures result in bigger islands, improved crystallographic orientation
and reduced twinning. On the other hand, desorption of primarily Sb is
observed, affecting the thickness, composition and reproducibility of the layers.
At 190\(^{\circ}\)C, desorption is avoided enabling precise control of layer thickness and
composition of the quaternary compound while maintaining a high structural
quality.
It is especially important to optimize the Bi/Sb ratio in the (V,Bi,Sb)\(_2\)Te\(_3\) layers,
since by alloying n-type Bi\(_2\)Te\(_3\) and p-type Sb\(_2\)Te\(_3\) charge neutrality is achieved at
a specific mixing ratio. This is necessary to shift the Fermi level into the magnetic
exchange gap and fully suppress the bulk conduction. The Sb content x furthermore
influences the in-plane lattice constant a significantly. This is utilized to
accurately determine x even for thin films below 10 nm thickness required for the
quantum anomalous Hall effect. Furthermore, x strongly influences the surface
morphology: with increasing x the island size decreases and the RMS roughness
increases by up to a factor of 4 between x = 0 and x = 1.
A series of samples with x varied between 0.56-0.95 is grown, while carefully
maintaining a constant thickness of 9 nm and a doping concentration of 2 at.% V.
Magneto-transport measurements reveal the charge neutral point around x = 0.86
at 4.2 K. The maximum of the anomalous Hall resistivity of 0.44 h/e\(^2\) is observed
at x = 0.77 close to charge neutrality. Reducing the measurement temperature
to 50 mK significantly increases the anomalous Hall resistivity. Several samples
in a narrow range of x between 0.76-0.79 show the quantum anomalous Hall effect
with the Hall resistivity reaching the von Klitzing constant and a vanishing
longitudinal resistivity. Having realized the quantum anomalous Hall effect as the
first group in Europe, this breakthrough enabled us to study the electronic and
magnetic properties of the samples in close collaborations with other groups.
In collaboration with the Physikalisch-Technische Bundesanstalt high-precision
measurements were conducted with detailed error analysis yielding a relative de-
viation from the von Klitzing constant of (0.17 \(\pm\) 0.25) * 10\(^{−6}\). This is published
as the smallest, most precise value at that time, proving the high quality of the
provided samples. This result paves the way for the application of magnetic topological
insulators as zero-field resistance standards.
Non-local magneto-transport measurements were conducted at 15 mK in close
collaboration with the transport group in EP3. The results prove that transport
happens through chiral edge channels. The detailed analysis of small anomalies in
transport measurements reveals instabilities in the magnetic phase even at 15 mK.
Their time dependent nature indicates the presence of superparamagnetic contributions
in the nominally ferromagnetic phase.
Next, the influence of the capping layer and the substrate type on structural properties
and the impact on the quantum anomalous Hall effect is investigated. To
this end, a layer was grown on a semi-insulating Fe:InP(111)B substrate using the
previously optimized growth conditions. The crystalline quality is improved significantly
with the mosaicity twist reduced from 5.4\(^{\circ}\) to 1.0\(^{\circ}\). Furthermore, a layer
without protective capping layer was grown on Si and studied after providing sufficient
time for degradation. The uncapped layer on Si shows perfect quantization,
while the layer on InP deviates by about 5%. This may be caused by the higher
crystalline quality, but variations in e.g. Sb content cannot be ruled out as the
cause. Overall, the quantum anomalous Hall effect seems robust against changes
in substrate and capping layer with only little deviations.
Furthermore, the dependence of the quantum anomalous Hall effect on the thickness
of the layers is investigated. Between 5-8 nm thickness the material typically
transitions from a 2D topological insulator with hybridized top and bottom surface
states to a 3D topological insulator. A set of samples with 6 nm, 8 nm, and
9 nm thickness exhibits the quantum anomalous Hall effect, while 5 nm and 15 nm
thick layers show significant bulk contributions. The analysis of the longitudinal
and Hall conductivity during the reversal of magnetization reveals distinct differences
between different thicknesses. The 6 nm thick layer shows scaling consistent
with the integer quantum Hall effect, while the 9 nm thick layer shows scaling expected
for the topological surface states of a 3D topological insulator. The unique
scaling of the 9 nm thick layer is of particular interest as it may be a result of
axion electrodynamics in a 3D topological insulator.
Subsequently, the influence of V doping on the structural and magnetic properties
of the host material is studied systematically. Similarly to Bi alloying, increased
V doping seems to flatten the layer surface significantly. With increasing V content,
Te bonding partners are observed to increase simultaneously in a 2:3 ratio
as expected for V incorporation on group-V sites. The linear contraction of the
in-plane and out-of-plane lattice constants with increasing V doping is quantitatively
consistent with the incorporation of V\(^{3+}\) ions, possibly mixed with V\(^{4+}\)
ions, at the group-V sites. This is consistent with SQUID measurements showing
a magnetization of 1.3 \(\mu_B\) per V ion.
Finally, magnetically doped topological insulator heterostructures are fabricated
and studied in magneto-transport. Trilayer heterostructures with a non-magnetic
(Bi,Sb)\(_2\)Te\(_3\) layer sandwiched between two magnetically doped layers are predicted
to host the axion insulator state if the two magnetic layers are decoupled and in
antiparallel configuration. Magneto-transport measurements of such a trilayer heterostructure
with 7 nm undoped (Bi,Sb)\(_2\)Te\(_3\) between 2 nm thick layers doped with
1.5 at.% V exhibit a zero Hall plateau representing an insulating state. Similar results
in the literature were interpreted as axion insulator state, but in the absence
of a measurement showing the antiparallel magnetic orientation other explanations
for the insulating state cannot be ruled out.
Furthermore, heterostructures including a 2 nm thin, highly V doped layer region
show an anomalous Hall effect of opposite sign compared to previous samples. A
dependency on the thickness and position of the doped layer region is observed,
which indicates that scattering at the interfaces causes contributions to the anomalous
Hall effect of opposite sign compared to bulk scattering effects.
Many interesting phenomena in quantum anomalous Hall insulators as well as axion
insulators are still not unambiguously observed. This includes Majorana bound
states in quantum anomalous Hall insulator/superconductor hybrid systems and
the topological magneto-electric effect in axion insulators. The limited observation
temperature of the quantum anomalous Hall effect of below 1 K could be increased
in 3D topological insulator/magnetic insulator heterostructures which utilize the
magnetic proximity effect.
The main achievement of this thesis is the reproducible growth and characterization
of (V,Bi,Sb)2Te3 layers exhibiting the quantum anomalous Hall effect. The
detailed study of the structural requirements of the quantum anomalous Hall effect
and the observation of the unique axionic scaling behavior in 3D magnetic
topological insulator layers leads to a better understanding of the nature of this
new quantum state. The high-precision measurements of the quantum anomalous
Hall effect reporting the smallest deviation from the von Klitzing constant
are an important step towards the realization of a zero-field quantum resistance
standard.
Molekularstrahlepitaxie von niederdimensionalen GaInAs(N) Systemen für AlGaAs Mikroresonatoren
(2018)
Die Erforschung von Quantenpunkten mit ihren quantisierten, atomähnlichen Zuständen, bietet eine Vielzahl von Möglichkeiten auf dem Weg zum Quantencomputer und für Anwendungen wie Einzelphotonenquellen und Quantenpunktlasern. Vorangegangene Studien haben grundlegend gezeigt, wie Quantenpunkte in Halbleiterresonatoren integriert und mit diesen gekoppelt werden können. Dazu war es zum einen notwendig, die Quantenpunkte und ihr epitaktisches Wachstum besser zu verstehen und zu optimieren. Zum anderen mussten die Bragg-Resonatoren optimiert werden, sodass Güten von bis zu 165.000 realisiert werden konnten. Eingehende Studien dieser Proben zeigten im Anschluss einen komplexeren Zusammenhang von Q-Faktor und Türmchendurchmesser. Man beobachtet eine quasi periodische Oszillation des Q-Faktors mit dem Pillar Durchmesser. Ein Faktor für diese Oszillation ist die Beschaffenheit der Seitenflanken des Resonatortürmchens, bedingt durch die unterschiedlichen Eigenschaften von AlAs und GaAs bei der Prozessierung der Türmchen. Darüber hinaus wurden in der Folge auf den Grundlagen dieser Strukturen sowohl optisch als auch elektrisch gepumpte Einzelphotonenquellen realisiert.
Da in diesen Bauteilen auch die Lage des Quantenpunkts innerhalb des Resonatortürmchens einen erheblichen Einfluss auf die Effizienz der Kopplung zwischen Resonator und Quantenpunkt hat, war das weitere Ziel, die Quantenpunkte kontrolliert zu positionieren. Mit einer gezielten Positionierung sollte es möglich sein, ein Resonatortürmchen direkt über dem Quantenpunkt zu plazieren und den Quantenpunkt somit in das Maximum der optischen Mode zu legen.
Besondere Herausforderung für die Aufgabenstellung war, Quantenpunkte in einem Abstand von mind. der Hälfte des angestrebten Türmchendurchmessers, d.h 0,5 μm bis 2 μm, zu positionieren. Die Positionierung musste so erfolgen, dass nach dem Wachstum eines AlAs/GaAs DBR Spiegel über den Quantenpunkten, Resonatortürmchen zielgenau auf die Quantenpunkte prozessiert werden können. Es wurden geeignete Prozesse zur Strukturierung eines Lochgitters in die epitaktisch gewaschene Probe mittels Elektronenstrahllithographie entwickelt. Für ein weiteres Wachstum mittels Molekularstrahlepitaxie, mussten die nasschemischen Reinigungsschritte sowie eine Reinigung mit aktivem Wasserstoff im Ultrahochvakuum optimiert werden, sodass die Probe möglichst defektfrei überwachsen werden konnte, die Struktur des Lochgitters aber nicht zerstört wurde. Es wurden erfolgreich InAs-Quantenpunkte auf die vorgegebene Struktur positioniert, erstmals in einem Abstand von mehreren Mikrometern zum nächsten Nachbarn. Eine besondere Herausforderung war die Vorbereitung für eine weitere Prozessierung der Proben nach Quantenpunktwachstum. Eine Analyse mittels prozessierten Goldkreuzen, dass 30 % der Quantenpunkte innerhalb von 50 nm und 60 % innerhalb von 100 nm prozessiert wurden. In der Folge wurde mit der hier erarbeiteten Methode Quantenpunkte erfolgreich in DBR-Resonatoren sowie photonische Kristalle eingebaut
Die gute Abstimmbarkeit von Quantenpunkten und die bereits gezeigte Möglichkeit, diese in Halbleiterresonatoren einbinden zu können, machen sie auch interessant für die Anwendung im Telekommunikationsbereich. Um für Glasfasernetze Anwendung zu finden, muss jedoch die Wellenlänge auf den Bereich von 1300 nm oder 1550 nm übertragen werden. Vorangegangene Ergebnisse kamen allerdings nur knapp an die Wellenlänge von 1300nm. Eine fu ̈r andere Bauteile sowie für Laserdioden bereits häufig eingesetzte Methode, InAs-Quantenpunkte in den Bereich von Telekommunikationswellenla ̈ngen zu verschieben, ist die Verwendung von Stickstoff als weiteres Gruppe-V-Element. Bisherige Untersuchungen fokussierten sich auf Anwendungen in Laserdioden, mit hoher Quantenpunktdichte und Stickstoff sowohl in den Quantenpunkten als in den umgebenen Strukturen. Da InAsN-Quantenpunkte in ihren optischen Eigenschaften durch verschiedene Verlustmechanismen leiden, wurde das Modell eines Quantenpunktes in einem Wall (Dot-in-Well) unter der Verwendung von Stickstoff weiterentwickelt. Durch gezielte Separierung der Quantenpunkte von den stickstoffhaltigen Schichten, konnte e eine Emission von einzelnen, MBE-gewachsenen InAs Quantenpunkten von über 1300 nm gezeigt werden. Anstatt den Stickstoff direkt in die Quantenpunkte oder unmittelbar danach in die Deckschicht ein zu binden, wurde eine Pufferschicht ohne Stickstoff so angepasst, dass die Quantenpunkte gezielt mit Wellenlängen größer 1300 nm emittieren. So ist es nun möglich, die Emission von einzelnen InAs Quantenpunkten jenseits dieser Wellenlänge zu realisieren.
Es ist nun daran, diese Quantenpunkte mit den beschriebenen Mikroresonatoren zu koppeln, um gezielt optisch und elektrisch gepumpte Einzelphotonenquellen für 1300nm zu realisieren.
Ziel dieser Arbeit war die Stabilisierung von Cadmiumsulfid CdS mit Pluronic P123, einem Polymer.
CdS ist ein Halbleiter, der zum Beispiel in der Photonik und bei optischen Anwendungen eingesetzt wird und ist deshalb äußerst interessant, da seine Bandlücke als Nanopartikel verschiebbar ist. Für die Photovoltaik ist es ein attraktives Material, da es im sichtbaren Licht absorbiert und durch die Bandlückenverschiebung effektiver absorbieren kann. Dies ist unter dem Namen Quantum Size Effekt bekannt. Als Feststoff ist CdS für einen solchen Anwendungsbereich weniger geeignet, zumal der Effekt der Bandlückenverschiebung dort nicht auftritt. Wissenschaftler bemühen sich deshalb CdS als Nanopartikeln zu stabilisieren, weil CdS in wässrigen Lösungen ein stark aggregierendes System, also stark hydrophob ist. Es wurden zwei Kriterien für die erfolgreiche Stabilisierung von CdS festgelegt. Zum einen muss das Cds homogen im Medium verteilt sein und darf nicht agglomerieren. Zum anderen, müssen die CdS Nanopartikel kleiner als 100 A sein.
In meiner Arbeit habe ich solche Partikel hergestellt und stabilisiert, d.h. verhindert, dass die Partikel weiterwachsen und gleichzeitig ihre Bandlücke verschoben wird. Die Herausforderung liegt nicht in der Herstellung, aber in der Lösung von CdS im Trägerstoff, da CdS in den meisten Flüssigkeiten nicht löslich ist und ausfällt. Die Stabilisierung in wässrigen Lösungen wurde das erste Mal durch Herrn Prof. Dr. Rempel mit Ethylendiamintetraessigsäure EDTA erfolgreich durchgeführt. Mit EDTA können jedoch nur sehr kleine Konzentrationen stabilisiert werden. Zudem können Parameter wie Größe und Geschwindigkeit der Reaktion beim Stabilisieren der CdS-Nanopartikel nicht angepasst oder beeinflusst werden. Dieses Problem ist dem, vieler medizinischer Wirkstoffe sehr ähnlich, die in hohen Konzentrationen verabreicht werden sollen, aber nicht oder nur schwer in Wasser löslich sind (Bsp. Kurkumin). Ein vielversprechender Lösungsweg ist dort, die Wirkstoffe in große Trägerpartikel (sog. Mizellen) einzuschleusen, die ihrerseits gut löslich sind. In meiner Arbeit habe ich genau diesen Ansatz für CdS verfolgt. Als Trägerpartikel/Mizelle wurde das bekannte Copolymer Pluronic P123 verwendet. Aus dieser Pluronic Produktreihe wird P123 gewählt, da es die größte Masse bei gleichzeitig höchstem Anteil von Polypropylenoxid PPO im Vergleich zur Gesamtkettenlänge hat. P123 ist ein ternäres Polyether oder Dreiblockkopolymer und wird von BASAF industriell produziert. Es besteht aus drei Böcken, dem mittlere Block Polypropylenoxid PPO und den beiden äußeren Blöcken Polyethylenoxid PEO. Der Buchstabe P steht für pastös, die ersten beiden Ziffern in P123 mit 300 multipliziert ergeben das molare Gewicht und die letzte Ziffer mit 10 multipliziert entspricht dem prozentualen Gewichtsanteil PEO. Die Bildung von Mizellen aus den P123 Molekülen kann bewusst über geringe Temperaturänderungen gesteuert werden. Bei ungefähr Raumtemperatur liegen Mizellen vor, die sich bei höheren Temperaturen von sphärischen in wurmartige Mizellen umwandeln. Oberhalb einer Konzentration von 30 Gewichtsprozent wtp bilden die Mizellen außerdem einen Flüssigkristall. Ich habe in meiner Arbeit zunächst P123 mit Hilfe von Röntgenstreuung untersucht. Anders als andere Methoden gibt Röntgenstreuung direkten Aufschluss über die Morphologie der Stoffe. Röntgenstreuung kann die Mischung von P123 mit CdS abbilden und lässt darauf schließen, ob das Ziel erreicht werden konnte, stabile CdS Nanopartikel in P123 zu binden.
Für die Stabilisierung der Nanopartikel ist es zunächst notwendig die richtigen Temperaturen für die Ausgangslösungen und gemischten Lösungen zu finden. Dazu muss P123 viel genauer untersucht werden, als der momentane Kenntnisstand in der Literatur. Zu diesem Zweck als auch für die Analyse des stabilisierten CdS habe ich ein neues Instrument am LRM entwickelt, sowie eine temperierbare Probenumgebung für Flüssigkeiten fürs Vakuum, um morphologische Eigenschaften aus Streuamplituden und -winkeln zu entschlüsseln. Diese Röntgenstreuanlage wurde konzipiert und gebaut, um auch im Labor P123 in kleinen Konzentrationen messen zu können. Röntgenkleinwinkelstreuung eignet sich besonders als Messmethode, da die Probe mit einer hohen statistischen Relevanz in Flüssigkeit und in verschiedenen Konzentrationen analysiert werden kann.
Für die Konzentrationen 5, 10 und 30 wtp konnte das temperaturabhängige Verhalten von P123 präzise mit Röntgenkleinwinkelstreuung SAXS gemessen und dargestellt werden. Für 5 wtp konnten die Größen der Unimere und Mizellen bestimmt werden. Trotz der nicht vorhandenen Absolutkalibration für diese Konzentration konnten dank des neu eingeführten Parameters kappa eine Dehydrierung der Mizellen mit steigender Temperatur abgeschätzt, sowie eine Hysterese zwischen dem Heizen und Abkühlen festgestellt werden. Für die Konzentration von 10 wtp wurden kleinere Temperaturschritte gewählt und die Messungen zusätzlich absolut kalibriert. Es wurden die Größen und Streulängendichten SLD der Unimere und Mizellen präzise bestimmt und ein vollständiges Form-Phasendiagramm erstellt. Auch für diese Konzentration konnte eine Hysterese eindeutig an der Größe, SLD und am Parameter kappa gezeigt werden, sowie eine Dehydrierung des Mizellenkerns. Dies beweist, dass der Parameter kappa geeignet ist, um bei nicht absolut kalibrierten Messungen, Aussagen über die Hydrierung und Hysterese komplexer Kern-Hülle Modelle zu machen. Für die Konzentration von 30 wtp konnte zwischen 23°C und 35°C eine FCC Struktur nachgewiesen werden. Dabei vergrößert sich die Gitterkonstante der FCC Struktur von 260 A auf 289 A in Abhängigkeit der Temperatur.
Durch das Mischen zweier Lösungen, zum einen CdCl2 und 30 wtp P123 und zum anderen Na2S und 30 wtp P123, konnte CdS erfolgreich stabilisiert werden. Mit einer Kamera wurde die Gelbfärbung der Lösung, und somit die Bildung des CdS, in Abhängigkeit der Zeit untersucht. Es konnte festgestellt werden, dass das Bilden der CdS Nanopartikel je nach Konzentration und Temperierprogramm zwischen 30 und 300 Sekunden dauert und einer logistischen Wachstumsfunktion folgt. Höhere Konzentrationen CdS bewirken einen schnelleren Anstieg der Wachstumsfunktion. Mittels UV-Vis Spektroskopie konnte gezeigt werden, dass die Bandlücke von CdS mit steigender Konzentration konstant bei 2,52 eV bleibt. Eine solche Verschiebung der Bandlücke von ungefähr 0,05 eV im Vergleich zum Festkörper, deutet auf einen CdS Partikeldurchmesser von 80A hin. Mit SAXS konnte gezeigt werden, dass sich die flüssigkristalline Struktur des P123 bei zwei verschiedenen Konzentrationen CdS, von 0,005 und 0,1 M, nicht ändert. Das CdS wird zwischen den Mizellen, also durch die Bildung des Flüssigkristalls, und im Kern der Mizelle aufgrund seiner Hydrophobizität stabilisiert. Die Anfangs definierten Kriterien für eine erfolgreiche Stabilisierung wurden erfüllt.
P123 ist ein hervorragend geeignetes Polymer, um hydrophobes CdS, sowohl durch die Bildung eines Flüssigkristalls, als auch im Kern der Mizelle zu stabilisieren.
Molecular Beam Epitaxy and Characterization of Bi-Based V\(_2\)VI\(_3\) Topological Insulators

The present thesis is addressed to the growth and characterization of Bi-based V2VI3 topological insulators (TIs). The TIs were grown by molecular beam epitaxy (MBE) on differently passivated Si(111) substrates, as well as InP(111) substrates. This allows the study of the influence of the substrate on the structural and electrical properties of the TIs.
The Bi2Se3 layers show a change of mosaicity-tilt and -twist for growth on the differently prepared Si(111) substrates, as well as a significant increase of crystalline quality for growth on the lateral nearly lattice matched InP(111). The rocking curve FWHMs observed for thick layers grown on InP are comparable to these of common zincblende layers, which are close to the resolution limit of standard high resolution X-ray diffraction (HRXRD) setups. The unexpected high structural crystalline quality achieved in this material system is remarkable due to the presence of weak van der Waals bonds between every block of five atomic layers, i.e. a quintuple layer (QL), in growth direction.
In addition to the mosaicity also twin domains, present in films of the V2VI3 material system, are studied. The twin defects are observed in Bi2Se3 layers grown on Si(111) and lattice matched InP(111) suggesting that the two dimensional surface lattice of the substrates can not determine the stacking order ABCABC... or ACBACB... in locally separated growth seeds. Therefore the growth on misoriented and rough InP(111) is analyzed.
The rough InP(111) with its facets within a hollow exceeding the height of a QL is able to provide its stacking information to the five atomic layers within a QL. By varying the roughness of the InP substrate surface, due to thermal annealing, the influence on the twinning within the layer is confirmed resulting in a complete suppression of twin domains on rough InP(111).
Focusing on the electrical properties of the Bi2Se3 films, the increased structural quality for films grown on lattice matched flat InP(111)B results in a marginal reduction of carrier density by about 10% compared to the layers grown on H-passivated Si(111), whereas the suppression of twin domains for growth on rough InP(111)B resulted in a reduction of carrier density by an order of magnitude. This implies, that the twin domains are a main crystal defect responsible for the high carrier density in the presented Bi2Se3 thin films.
Besides the binary Bi2Se3 also alloys with Sb and Te are fabricated to examine the influence of the compound specific point defects on the carrier density. Therefore growth series of the ternary materials Bi2Te(3-y)Se(y), Bi(2-x)Sb(x)Se3, and Bi(2-x)Sb(x)Te3, as well as the quaternary Bi(2-x)Sb(x)Te(3-y)Se(y) are studied.
To further reduce the carrier density of twin free Bi2Se3 layers grown on InP(111)B:Fe a series of Bi(2-x)Sb(x)Se3 alloys were grown under comparable growth conditions. This results in a reduction of the carrier density with a minimum in the composition range of about x=0.9-1.0.
The Bi(2-x)Sb(x)Te3 alloys exhibit a pn-transition, due to the dominating n-type and p-type point defects in its binary compounds, which is determined to reduce the bulk carrier density enabling the study the TI surface states. This pn-transition plays a significant role in realizing predicted applications and exotic effects, such as the quantum anomalous Hall effect.
The magnetic doping of topological insulators with transition metals is studied by incorporating Cr and V in the alloy Bi(2-x)Sb(x)Te3 by codeposition. The preferential incorporation of Cr on group-V sites is confirmed by EDX and XRD, whereas the incorporation of Cr reduces the crystalline quality of the layer. Magnetotransport measurements of the Cr-doped TIs display an anomalous Hall effect confirming the realization of a magnetic TI thin film. The quantum anomalous Hall effect is observed in V-doped Bi(2-x)Sb(x)Te3, where the V-doping results in higher Curie temperatures, as well as higher coercive fields compared to the Cr-doping of the TIs.
Moreover the present thesis contributes to the understanding of the role of the substrate concerning the crystalline quality of van der Waals bonded layers, such as the V2VI3 TIs, MoS2 and WoTe2. Furthermore, the fabrication of the thin film TIs Bi(2-x)Sb(x)Te(3-y)Se(y) in high crystalline quality serves as basis to explore the physics of topological insulators.
Clearly, in nature, but also in technological applications, complex systems built in an entirely ordered and regular fashion are the exception rather than the rule. In this thesis we explore how critical phenomena are influenced by quenched spatial randomness. Specifically, we consider physical systems undergoing a continuous phase transition in the presence of topological disorder, where the underlying structure, on which the system evolves, is given by a non-regular, discrete lattice. We therefore endeavour to achieve a thorough understanding of the interplay between collective dynamics and quenched randomness.
According to the intriguing concept of universality, certain laws emerge from collectively behaving many-body systems at criticality, almost regardless of the precise microscopic realization of interactions in those systems. As a consequence, vastly different phenomena show striking similarities at their respective phase transitions. In this dissertation we pursue the question of whether the universal properties of critical phenomena are preserved when the system is subjected to topological perturbations. For this purpose, we perform numerical simulations of several prototypical systems of statistical physics which show a continuous phase transition. In particular, the equilibrium spin-1/2 Ising model and its generalizations represent -- among other applications -- fairly natural approaches to model magnetism in solids, whereas the non-equilibrium contact process serves as a toy model for percolation in porous media and epidemic spreading. Finally, the Manna sandpile model is strongly related to the concept of self-organized criticality, where a complex dynamic system reaches a critical state without fine-tuning of external variables.
Our results reveal that the prevailing understanding of the influence of topological randomness on critical phenomena is insufficient. In particular, by considering very specific and newly developed lattice structures, we are able to show that -- contrary to the popular opinion -- spatial correlations in the number of interacting neighbours are not a key measure for predicting whether disorder ultimately alters the behaviour of a given critical system.
Spin- and \(k\)-resolved hard X-ray photoelectron spectroscopy (HAXPES) is a powerful tool to probe bulk electronic properties of complex metal oxides. Due to the low efficiency of common spin detectors of about \(10^{-4}\), such experiments have been rarely performed within the hard X-ray regime since the notoriously low photoionization cross sections further lower the performance tremendously. This thesis is about a new type of spin detector, which employs an imaging spin-filter with multichannel electron recording. This increases the efficiency by a factor of \(10^4\) and makes spin- and \(k\)-resolved photoemission at high excitation energies possible. Two different technical approaches were pursued in this thesis: One using a hemispherical deflection analyzer (HDA) and a separate external spin detector chamber, the other one resorting to a momentum- or \(k\)-space microscope with time-of-flight (TOF) energy recording and an integrated spin-filter crystal. The latter exhibits significantly higher count rates and - since it was designed for this purpose from scratch - the integrated spin-filter option found out to be more viable than the subsequent upgrade of an existing setup with an HDA. This instrumental development is followed by the investigation of the complex metal oxides (CMOs) KTaO\(_3\) by angle-resolved HAXPES (HARPES) and Fe\(_3\)O\(_4\) by spin-resolved HAXPES (spin-HAXPES), respectively.
KTaO\(_3\) (KTO) is a band insulator with a valence-electron configuration of Ta 5\(d^0\). By angle- and spin-integrated HAXPES it is shown that at the buried interface of LaAlO\(_3\)/KTO - by the generation of oxygen vacancies and hence effective electron doping - a conducting electron system forms in KTO. Further investigations using the momentum-resolution of the \(k\)-space TOF microscope show that these states are confined to the surface in KTO and intensity is only obtained from the center or the Gamma-point of each Brillouin zone (BZ). These BZs are furthermore square-like arranged reflecting the three-dimensional cubic crystal structure of KTO. However, from a comparison to calculations it is found that the band structure deviates from that of electron-doped bulk KTaO\(_3\) due to the confinement to the interface.
There is broad consensus that Fe\(_3\)O\(_4\) is a promising material for spintronics applications due to its high degree of spin polarization at the Fermi level. However, previous attempts to measure the spin polarization by spin-resolved photoemission spectroscopy have been hampered by the use of low photon energies resulting in high surface sensitivity. The surfaces of magnetite, though, tend to reconstruct due to their polar nature, and thus their magnetic and electronic properties may strongly deviate from each other and from the bulk, dependent on their orientation and specific preparation. In this work, the intrinsic bulk spin polarization of magnetite at the Fermi level (\(E_F\)) by spin-resolved photoelectron spectroscopy, is determined by spin-HAXPES on (111)-oriented thin films, epitaxially grown on ZnO(0001) to be \(P(E_F) = -80^{+10}_{-20}\) %.
Die vorliegende Arbeit stellt einen Beitrag zur Chemie Donor-stabilisierter Silylene mit Guanidinato-Liganden dar. Im Vordergrund standen die Synthese, Charakterisierung und Reaktivitäts-Untersuchungen der beiden neuartigen Silicium(II)-Komplexe 23 und 24, die sterisch unterschiedlich anspruchsvolle Ligand-Systeme besitzen. Ein weiterer Schwerpunkt betrifft die Charakterisierung daraus resultierender tetra-, penta- und hexakoordinierter Silicium(II)- bzw. Silicium(IV)-Komplexe.
Im Rahmen dieser Arbeit wurden die Donor-stabilisierten trikoordinierten Silylene 23 und 24, die neutralen tetrakoordinierten Silicium(II)-Komplexe 25·C4H8O und 26, die neutralen tetrakoordinierten Silicium(IV)-Komplexe 27–36, 38, 47–49 und 51, die neutralen penta-koordinierten Silicium(II)-Komplexe 39·0.5C6H5CH3, 40–42 und 46, die neutralen pentakoordinierten Silicium(IV)-Komplexe 18, 19, 37 und 56, die kationischen penta-koordinierten Silicium(IV)-Komplexe 52 und 53 sowie die neutralen hexakoordinierten Silicium(IV)-Komplexe 20, 55·0.5C6H5CH3, 57 und 58 erstmalig dargestellt.
Die Charakterisierung dieser Verbindungen erfolgte durch Elementaranalysen (außer 33), NMR-Spektroskopie im Festkörper (15N-, 29Si-, 31P- (nur 27) und 77Se-VACP/MAS-NMR (nur 32, 35, 50 und 53) sowie 11B- (nur 39·0.5C6H5CH3), 27Al- (nur 40 und 41) und 125Te-HPDec/MAS-NMR (nur 33, 36 und 51)) und in Lösung (außer 39, 40, 52 und 53; 1H-, 13C-, 27Al- (nur 41), 29Si-, 31P- (nur 27), 77Se- (nur 32, 35 und 50) und 125Te-NMR (nur 33, 36 und 51)) sowie durch Kristallstrukturanalysen.
Synthese und Charakterisierung zweier neuartiger Donor-stabilisierter Mono- und Bis(guanidinato)silylene
Die Donor-stabilisierten Silylene 23 und 24 wurden im Sinne einer reduktiven HCl-Eliminierung durch Umsetzung des pentakoordinierten Dichlorohydrido(guanidinato)-silicium(IV)- (18) bzw. hexakoordinierten Chlorohydridobis(guanidinato)silicium(IV)-Komplexes (20) mit Kaliumbis(trimethylsilyl)amid dargestellt. Die entsprechenden Vorstufen 18 und 20 wurden durch Umsetzung von Trichlorsilan mit einem Moläquivalent Lithium-N,N´´-bis(2,6-diisopropylphenyl)-N´N´-dimethylguanidinat bzw. zwei Moläquivalenten N,N´,N´,N´´-tetraisopropylguanidinat erhalten. Jegliche Versuche, das Donor-stabilisierte Silylen 22 durch Reduktion des entsprechenden pentakoordinierten Trichloro(guanidinato)-silicium(IV)-Komplexes 19 mit Alkalimetallen zu erhalten, schlugen fehl.
Die Si-Koordinationspolyeder der pentakoordinierten Silicum(IV)-Komplexe 18 und 19 sind stark verzerrte trigonale Bipyramiden mit einem Chlor- und Stickstoff-Atom in den axialen Positionen. Das Si-Koordinationspolyeder von 20 ist ein stark verzerrter Oktaeder mit dem Chloro- und Hydrido-Liganden in cis-Stellung.
Das Silicium-Atom der beiden Silylene 23 und 24 ist verzerrt pseudotetraedrisch von drei Stickstoff-Atomen sowie dem freien Elektronenpaar als vierten „Liganden“ umgeben. Beide Verbindungen liegen sowohl im Festkörper als auch in Lösung trikoordiniert vor (ein bidentater Guanidinato- und ein monodentater Amido-/Guanidinato-Ligand). Die Trikoordination von 24 in Lösung wurde auch durch quantenchemische Rechnungen bestätigt. Im Unterschied zu 24 ist das analoge Bis(amidinato)silylen 1 im Festkörper trikoordiniert und in Lösung tetrakoordiniert.
Reaktivitätsstudien des Donor-stabilisierten Mono(guanidinato)silylens 23
Ausgehend von dem Silylen 23 wurden die tetrakoordinierten Silicium(II)-Komplexe 25 und 26, die tetrakoordinierten Silicium(IV)-Komplexe 27–36 und 38 sowie der pentakoordinierte Silicium(IV)-Komplex 37 dargestellt. Die Bildung dieser Produkte basiert auf Lewis-Säure/Base- (25, 26) bzw. oxidativen Additionsreaktionen (27–38). Mit Ausnahme der Bildung von 25, 27 und 34–36 ist das typische Reaktivitätsspektrum des Silylens 23 an zusätzliche Reaktivitätsfacetten gekoppelt: (i) eine Änderung des Koordinationsmodus von einem bidentat an ein Koordinationszentrum bindenden zu einem bidentat an zwei Koordinationsstellen bindenden Guanidinato-Liganden (26), (ii) eine 1,3-SiMe3-Verschiebung einer der beiden SiMe3-Gruppen des Amido-Liganden (28–33) oder (iii) eine nukleophile Reaktion einer der beiden Stickstoff-Ligand-Atome des Guanidinato-Liganden als Teil einer Umlagerungs-reaktion (38).
Silylen 23 reagierte mit Zink(II)chlorid und Diethylzink unter Bildung der neutralen tetrakoordinierten Silicium(II)-Verbindungen 25 (isoliert als 25·C4H8O) bzw. 26 mit einer Silicium–Zink-Bindung. Hierbei reagiert 23 mit Zink(II)chlorid und Diethylzink im Sinne einer Lewis-Säure/Base-Reaktion unter Bildung des Lewis-Säure/Base-Adduktes 25 und – nach einer zusätzlichen Umlagerung – Verbindung 26.
Die Si-Koordinationspolyeder von 25·C4H8O und 26 im Kristall sind (stark) verzerrte Tetraeder, wobei im Falle von 25·C4H8O der Guanidinato-Ligand bidentat und bei 26 monodentat an das Silicium-Atom gebunden ist.
Die tetrakoordinierten Silicium(IV)-Komplexe 27–36 und 38 sowie der pentakoordinierte Silicium(IV)-Komplex 37 wurden im Sinne einer oxidativen Additionsreaktion durch Umsetzung von 23 mit Diphenylphosphorylazid (→ 27), 2,4-Hexadiin (→ 28), 1,4-Diphenyl-butadiin (→ 29), Distickstoffmonoxid (→ 30), Diphenyldisulfid (→ 31), Diphenyldiselenid
(→ 32), Diphenylditellurid (→ 33), Schwefel (→ 34), Selen (→ 35), Tellur (→ 36), Kohlenstoffdioxid (→ 37) bzw. Kohlenstoffdisulfid (→ 38) dargestellt. Verbindung 37 konnte außerdem durch Umsetzung von 30 mit Kohlenstoffdioxid synthetisiert werden.
Die Reaktion von 23 mit Diphenylphosphorylazid verläuft unter Eliminierung von Stickstoff und Bildung von Verbindung 27 mit einer Silicium–Stickstoff-Doppelbindung, wobei 27 als ein intramolekular Donor-stabilisiertes Silaimin beschrieben werden kann.
Bei den Verbindungen 28 und 29 handelt es sich um Donor-stabilisierte Silaimine mit einer an das Silicium-Atom gebundenen dreifach substituierten Vinylgruppe. Es wird angenommen, dass 23 zunächst mit einer der beiden C–C-Dreifachbindungen der Diine in einer [2+1]-Cycloaddition zu den entsprechenden Silacyclopropenen reagiert, welche danach zu 28 bzw. 29 umlagern. Hierbei wandert jeweils eine der beiden SiMe3-Gruppen in einer 1,3-Verschiebung vom Stickstoff-Atom des Amido-Liganden zum Kohlenstoff-Atom des intermediär gebildeten Silacyclopropenringes.
Die Verbindungen 30–33 stellen die ersten thermisch stabilen Donor-stabilisierten Silaimine mit einem SiN3El-Gerüst dar (El = O, S, Se, Te). Es wird angenommen, dass bei der Reaktion von 23 mit Distickstoffmonoxid unter Eliminierung von Stickstoff, zunächst ein tetrakoordinierter Silicium(IV)-Komplex mit einer Silicium–Sauerstoff-Doppelbindung gebildet wird, der dann im Sinne einer 1,3-SiMe3-Verschiebung vom Stickstoff- zum Sauerstoff-Atom zu Verbindung 30 umlagert. Für die Bildung von 31–33 postuliert man zunächst eine homolytische El–El-Bindungsaktivierung (El = S, Se, Te) der entsprechenden Diphenyldichalcogenide (Bildung von zwei Si–ElPh-Gruppen). Die anschließende 1,3-Verschiebung einer der beiden SiMe3-Gruppen des Amido-Liganden zu einem der beiden ElPh-Liganden führt dann unter Abspaltung von Me3SiElPh zur Bildung von 31–33.
Die Reaktion von 23 mit den elementaren Chalcogenen Schwefel, Selen und Tellur verläuft ebenfalls im Sinne einer oxidativen Addition unter Bildung der Verbindungen 34–36 mit einer Silicium–Chalcogen-Doppelbindung.
Für die Bildung von 37 wird ein dreistufiger Mechanismus postuliert, wobei in einem ersten zweistufigen Schritt durch Reaktion von 23 mit einem Molekül Kohlenstoffdioxid unter Eliminierung von Kohlenstoffmonoxid zunächst Verbindung 30 als Zwischenstufe gebildet wird. Durch Addition eines zweiten Moleküls Kohlenstoffdioxid an die Silicium–Stickstoff-Doppelbindung von 30 resultiert dann der pentakoordinierte Silicium(IV)-Komplex 37 mit einem N,O-chelatisierenden Carbamato-Liganden. Der postulierte Mechanismus wird von der Tatsache gestützt, dass 37 ebenfalls durch Umsetzung von 30 mit einem Überschuss an Kohlenstoffdioxid synthetisiert werden kann.
Aus der Reaktion des Silylens 23 mit Kohlenstoffdisulfid resultiert die cyclische Verbindung 38.
Die Si-Koordinationspolyeder von 27–36 im Kristall sind stark verzerrte Tetraeder mit einem bidentaten Guanidinato-, einem Amido- (nur 27 und 34–36) bzw. Imino-Liganden (nur 28–33) sowie einer Si–El-Einfachbindung (28, 29: El = C; 30: El = O; 31: El = S; 32: El = Se; 33: El = Te) bzw. Si–El-Doppelbindung (27: El = N, 34: El = S; 35: El = Se; 36: El = Te).
Das Si-Koordinationspolyeder von 37 ist eine stark verzerrte trigonale Bipyramide, wobei sich das Sauerstoff-Atom des Carbamato-Liganden und ein Stickstoff-Atom des Guanidinato-Liganden in den axialen Positionen befinden.
Das Si-Koordinationspolyeder von 38 lässt sich als verzerrtes Tetraeder beschreiben.
Reaktivitätsstudien des Donor-stabilisierten Bis(guanidinato)silylens 24
Silylen 24 reagiert mit den Lewis-Säuren Triphenylboran, Triphenylalan und Zink(II)chlorid unter Bildung der entsprechenden pentakoordinierten Silicium(II)-Komplexe 39, 40 und 42, welche eine Silicium–Bor-, Silicium–Aluminium- bzw. Silicium–Zink-Bindung besitzen. Silylen 24 reagiert hierbei als Lewis-Base unter Ausbildung von Lewis-Säure/Base-Addukten.
Die Si-Koordinationspolyeder von 39, 40 und 42 im Kristall sind stark verzerrte trigonale Bipyramiden, wobei sich das Bor-, Aluminium- und Zink-Atom jeweils in einer äquatorialen Position befindet. Aus NMR-spektroskopischen Untersuchungen geht hervor, dass die Silicium–Zink-Verbindung 42 auch in Lösung stabil ist, während die Silicium–Bor- und Silicium–Aluminium-Verbindung 39 bzw. 40 in Lösung nicht stabil sind. Beide Komplexe dissoziieren quantitativ zu 24 und ElPh3 (El = B, Al).
Die Bis(guanidinato)silicium(II)-Komplexe 39 und 40 besitzen ähnliche Strukturen wie ihre Bis(amidinato)-Analoga 3 und 41, die jeweiligen Amidinato/Guanidinato-Analoga 3/39 bzw. 41/40 unterscheiden sich aber signifikant in ihrer chemischen Stabilität in Lösung. Da 39 und 40 in Lösung auch bei tieferer Temperatur (T = –20 °C) dissoziiert vorliegen und die entsprechenden Amidinato-Analoga 3 und 41 selbst bei höherer Temperatur (T = 70 °C) noch stabil sind, wird vermutet, dass das Bis(amidinato)silylen 1 bessere σ-Donor-Eigenschaften besitzt und somit eine stärkere Lewis-Base im Vergleich zum Bis(guanidinato)silylen 24 ist.
Des Weiteren reagiert Silylen 24 als ein Nukleophil mit den Übergangsmetallcarbonyl-verbindungen [M(CO)6] (M = Cr, Mo, W) und [Fe(CO)5] unter Bildung der entsprechenden tetrakoordinierten Silicium(II)-Komplexe 43–45 bzw. des pentakoordinierten Silicium(II)-Komplexes 46.
Die Si-Koordinationspolyeder der spirocyclischen Silicium(II)-Verbindungen 43–45 im Kristall sind stark verzerrte Tetraeder, wobei jeweils ein Guanidinato-Ligand bidentat an das Silicium-Atom bindet und der andere Guanidinato-Ligand das Silicium- mit dem Metall-Atom verbrückt. Die beiden Si-Koordinationspolyeder von 46 sind stark verzerrte trigonale Bipyramiden mit dem Eisen-Atom in einer äquatorialen Position.
Beim Vergleich der Bis(guanidinato)silicium(II)-Komplexe 43–46 mit den jeweiligen Amidinato-Analoga 4–7 fällt auf, dass sich lediglich die Eisen-Verbindungen 7 und 46 entsprechen. Die Umsetzung des Bis(amidinato)silylens 1 mit [M(CO)6] (M = Cr, Mo, W) führt dagegen im Sinne einer nukleophilen Substitution eines Carbonyl-Liganden zu den pentakoordinierten Silicium(II)-Komplexen 4–6, während die analoge Umsetzung des Bis(guanidinato)silylens 24 zur Substitution von zwei CO-Liganden führt und sich die tetrakoordinierten Silicium(II)-Verbindungen 43–45 mit einem verbrückenden Guanidinato-Liganden bilden.
Die tetrakoordinierten Silicium(IV)-Komplexe 47–51 wurden im Sinne einer oxidativen Additionsreaktion durch Umsetzung von Silylen 24 mit Azidotrimethylsilan (→ 47), Distickstoffmonoxid (→ 48), Schwefel (→ 49), Selen (→ 50) bzw. Tellur (→ 51) dargestellt. Die Bildung von 47 und 48 wird dabei von einer Stickstoff-Eliminierung begleitet.
Die Si-Koordinationspolyeder von 47–51 im Kristall sind stark verzerrte Tetraeder. Der zweikernige Komplex 48 besitzt jeweils zwei Silicium-gebundene monodentate Guanidinato-Liganden sowie einen Si2O2-Ring. Die Verbindungen 47 und 49–51 sind die ersten tetrakoordinierten Bis(guanidinato)silicium(IV)-Komplexe mit einer Silicium–Stickstoff- bzw. Silicium=Chalcogen-Doppelbindung (S, Se, Te).
Am Beispiel der Verbindungen 47–51 wird erneut die unterschiedliche Reaktivität der Amidinato/Guanidinato-analogen Silylene 1 (im Festkörper tri- und in Lösung tetrakoordiniert) und 24 (sowohl in Lösung als auch im Festkörper trikoordiniert) deutlich. Interessanterweise führen die oxidativen Additionsreaktionen der Amidinato/Guanidinato-Analoga 1 und 24 mit Azidotrimethylsilan, Distickstoffmonoxid, Schwefel, Selen und Tellur zu Produkten mit unterschiedlichen Koordinationszahlen des Silicium-Atoms. Die Verbindungen 8 und 10–12 repräsentieren hierbei pentakoordinierte Silicium(IV)-Komplexe mit zwei bidentaten Amidinato-Liganden, wohingegen es sich bei den entsprechenden Analoga 47 und 49–51 um tetrakoordinierte Silicium(IV)-Komplexe mit einem monodentaten und einem bidentaten Guanidinato-Liganden handelt. Zugleich stellt 9 einen dinuklearen pentakoordinierten Silicium(IV)-Komplex mit jeweils einem monodentaten und einem bidentaten Amidinato-Liganden dar, während der zweikernige tetrakoordinierte Komplex 48 jeweils zwei monodentate Guanidinato-Liganden trägt.
Ebenfalls im Sinne einer oxidativen Additionsreaktion wurden die kationischen penta-koordinierten Silicium(IV)-Komplexe 52 und 53 durch die Umsetzung von Silylen 24 mit Diphenyldisulfid (→ 52) bzw. Diphenyldiselenid (→ 53) dargestellt.
Die Si-Koordinationspolyeder von 52 und 53 sind stark verzerrte trigonale Bipyramiden, wobei sich das Schwefel- bzw. Selen-Atom jeweils in einer äquatorialen Position befindet. Die Reaktion des Bis(guanidinato)silylens 24 mit Diphenyldisulfid und Diphenyldiselenid verläuft formal unter heterolytischer Aktivierung einer Chalcogen–Chalcogen-Bindung und führt zur Bildung der kationischen pentakoordinierten Silicium(IV)-Komplexe 52 und 53. Im Gegensatz dazu führt die Reaktion des analogen Bis(amidinato)silylens 1 mit Diphenyldiselenid unter homolytischer Se–Se-Bindungsaktivierung zu der neutralen hexakoordinierten Silicium(IV)-Verbindung 13.
Des Weiteren wurde die Reaktivität des Silylens 24 gegenüber kleinen Molekülen untersucht. Die hexakoordinierten Silicium(IV)-Komplexe 55, 57 und 58 sowie der pentakoordinierte Silicium(IV)-Komplex 56 wurden im Sinne einer oxidativen Additionsreaktion durch Umsetzung von 24 mit einem Überschuss an Kohlenstoffdioxid (→ 55; isoliert als 55·C6H5CH3), einer äquimolaren Menge an Kohlenstoffdisulfid (→ 56), einer stöchio-metrischen Menge an Schwefeldioxid (→ 57) bzw. einem sehr großen Überschuss an Schwefeldioxid (welches auch als Solvens diente; → 58) dargestellt.
Verbindung 58 wurde als ein Cokristallisat der Isomere cis-58 und trans-58 isoliert, die sich hinsichtlich der relativen Anordnung der beiden exocyclischen Sauerstoff-Atome voneinander unterscheiden. Die Si-Koordinationspolyeder von 55·C6H5CH3, 57 und 58 im Kristall sind stark verzerrte Oktaeder. Die Sauerstoff-Ligand-Atome der bidentaten O,O´-chelatisierenden Carbonato- (55), Sulfito- (57) und Dithionito-Liganden (58) stehen jeweils in cis-Position zueinander.
Verbindung 58 ist die zweite strukturell charakterisierte Silicium-Verbindung mit einem bidentat O,O´-chelatisierenden Dithionito-Liganden, und die Verbindungen 55, 57 und 58 repräsentieren sehr seltene Beispiele für Hauptgruppenelement-Verbindungen mit einem O,O´-chelatisierenden Carbonato-, Sulfito- und Dithionito-Liganden. Der Komplex 57 und sein Amidinato-Analogon 16 repräsentieren zwei von drei Hauptgruppenelement-Verbindungen mit einem O,O´-chelatisierenden Sulfito-Liganden. Die Komplexe 55 und 58 stellen zusammen mit ihren Amidinato-Analoga 14 und 17 die einzigen bekannten Verbindungen mit einem O,O´-chelatisierenden Carbonato- bzw. nicht verbrückenden Dithionito-Liganden dar.
Die Bildung von 55, 57 und 58 ist eines der wenigen Beispiele für Reaktionen der Amidinato/Guanidinato-analogen Silylene 1 und 24, die zu Struktur-analogen Produkten führen (Amidinato/Guanidinato-Analoga 14/55, 16/57 und 17/58), während in der Mehrzahl der Fälle unterschiedliche Reaktionsprofile beobachtet wurden.
Das Si-Koordinationspolyeder von 56 ist eine stark verzerrte trigonale Bipyramide, mit dem Kohlenstoff-Ligand-Atom in einer äquatorialen Position. Der pentakoordinierte Silicium(IV)-Komplex 56 repräsentiert mit seinem über das Kohlenstoff-Atom bindenden CS22–-Liganden eine bisher einzigartige Koordinationsform in der Siliciumchemie, und die Bildung von 56 ist ein weiteres Beispiel für das unterschiedliche Reaktionsprofil der Amidinato/Guanidinato-analogen Silylene 1 und 24. Das Bis(amidinato)silylen 1 reagiert mit Kohlenstoffdisulfid zu dem hexakoordinierten Silicium(IV)-Komplex 15 mit einem S,S´-chelatisierenden Trithiocarbamato-Liganden und unterscheidet sich damit von seinem Guanidinato-Analogon sowohl in der Silicium-Koordinationszahl als auch in der Bindungsform.
A novel growth method has been developed, allowing for the growth of strained HgTe shells on CdTe nanowires (NWs). The growth of CdTe-HgTe core-shell NWs required high attention in controlling basic parameters like substrate temperature and the intensity of supplied material fluxes. The difficulties in finding optimized growth conditions have been successfully overcome in this work.
We found the lateral redistribution of liquid growth seeds with a ZnTe growth start to be crucial to trigger vertical CdTe NW growth. Single crystalline zinc blende CdTe NWs grew, oriented along [111]B. The substrate temperature was the most critical parameter to achieve straight and long wires. In order to adjust it, the growth was monitored by reflection high-energy electron diffraction, which was used for fine tuning of the temperature over time in each growth run individually. For optimized growth conditions, a periodic diffraction pattern allowed for the detailed analysis of atomic arrangement on the surfaces and in the bulk. The ability to do so reflected the high crystal quality and ensemble uniformity of our CdTe NWs. The NW sides were formed by twelve stable, low-index crystalline facets. We observed two types stepped and polar sides, separated by in total six flat and non-polar facets.
The high crystalline quality of the cores allowed to grow epitaxial HgTe shells around. We reported on two different heterostructure geometries. In the first one, the CdTe NWs exhibit a closed HgTe shell, while for the second one, the CdTe NWs are overgrown mainly on one side. Scanning electron microscopy and scanning transmission electron microscopy confirmed, that many of the core-shell NWs are single crystalline zinc blende and have a high uniformity. The symmetry of the zinc blende unit cell was reduced by residual lattice strain. We used high-resolution X-ray diffraction to reveal the strain level caused by the small lattice mismatch in the heterostructures. Shear strain has been induced by the stepped hetero-interface, thereby stretching the lattice of the HgTe shell by 0.06 % along a direction oriented with an angle of 35 ° to the interface.
The different heterostructures obtained, were the base for further investigation of quasi-one-dimensional crystallites of HgTe. We therefore developed methods to reliably manipulate, align, localize and contact individual NWs, in order to characterize the charge transport in our samples. Bare CdTe cores were insulating, while the HgTe shells were conducting. At low temperature we found the mean free path of charge carriers to be smaller, but the phase coherence length to be larger than the sample size of several hundred nanometers. We observed universal conductance fluctuations and therefore drew the conclusion, that the trajectories of charge carriers are defined by elastic backscattering at randomly distributed scattering sites. When contacted with superconducting leads, we saw induced superconductivity, multiple Andreev reflections and the associated excess current. Thus, we achieved HgTe/superconductor interfaces with high interfacial transparency.
In addition, we reported on the appearance of peaks in differential resistance at Delta/e for HgTe-NW/superconductor and 2*Delta/e for superconductor/HgTe-NW/superconductor junctions, which is possibly related to unconventional pairing at the HgTe/superconductor interface. We noticed that the great advantage of our self-organized growth is the possibility to employ the metallic droplet, formerly seeding the NW growth, as a superconducting contact. The insulating wire cores with a metallic droplet at the tip have been overgrown with HgTe in a fully in-situ process. A very high interface quality was achieved in this case.
This thesis aimed at the coherent investigation of the electrical and thermal transport properties of the low-dimensional organic conductor (DCNQI)2M (DCNQI: dicyanoquinonediimine; M: metallic counterion). These radical anion salts present a promising, new material class for thermoelectric applications and hence, a consistent characterization of the key parameters is required to evaluate and to optimize their performance. For this purpose, a novel experimental measurement setup enabling the determination of the electrical conductivity, the Seebeck coefficient and the thermal conductivity on a single crystalline specimen has been designed and implemented in this work. The novel measurement setup brought to operation within this thesis enabled a thorough investigation of the thermal transport properties in the (DCNQI)2M system. The thermal conductivity of (DCNQI-h8)2Cu at RT was determined to κ=1.73 W m^(-1) K^(-1). By reducing of the copper content in isostructural, crystalline (DMe-DCNQI)2CuxLi1-x alloys, the electrical conductivity has been lowered by one order of magnitude and the correlated changes in the thermal conductivity allowed for a verification of the Wiedemann-Franz (WF) law at RT. A room temperature Lorenz number of L=(2.48±0.45)⋅〖10〗^(-8) WΩK^(-2) was obtained in agreement with the standard Lorenz number L_0=2,44⋅〖10〗^(-8) WΩK^(-2) for 3D bulk metals. This value appears to be significantly reduced upon cooling below RT, even far above the Debye temperature of θ_D≈82 K, below which a breakdown of the WF law is caused by different relaxation times in response to thermal and to electric field perturbations. The experimental data enabled the first consistent evaluation of the thermoelectric performance of (DCNQI)$_2$Cu. The RT power factor of 110 μWm^(-1) K^(-2) is comparable to values obtained on PEDOT-based thermoelectric polymers. The RT figure of merit amounts to zT=0.02 which falls short by a factor of ten compared to the best values of zT=0.42 claimed for conducting polymers. It originates from the larger thermal conductivity in the organic crystals of about 1.73 W m^(-1) K^(-1) in (DCNQI)2Cu. Yet, more elaborate studies on the anisotropy of the thermal conductivity in PEDOT polymers assume their figure of merit to be zT=0.15 at most, recently. Therefore, (DCNQI)2Cu can be regarded as thermoelectric material of similar performance to polymer-based ones. Moreover, it represents one of the best organic n-type thermoelectric materials to date and as such, may also become important in hybrid thermoelectrics in combination with conducting polymers. Upon cooling below room temperature, (DCNQI)2Cu reveals its full potential attaining power factors of 50 mW K^(-2) m^(-1) and exceeding values of zT>0.15 below 40 K. These values represent the best thermoelectric performance in this low-temperature regime for organic as well as inorganic compounds and thus, low-dimensional organic conductors might pave the way toward new applications in cryogenic thermoelectrics. Further improvements may be expected from optimizing the charge carrier concentration by taking control over the CT process via the counterion stack of the crystal lattice. The concept has also been demonstrated in this work. Moreover, the thermoelectric performance in the vicinity of the CDW transition in (MeBr-DCNQI)2Cu was found to be increased by a factor of 5. Accordingly, the diversity of electronic ground states accessible in organic conductors provides scope for further improvements. Finally, the prototype of an all-organic thermoelectric generator has been built in combination with the p-type organic metal TTT2I3. While it only converts about 0.02% of the provided heat into electrical energy, the specific power output per active area attains values of up to 5 mW cm^(-2). This power output, defining the cost-limiting factor in the recovery of waste heat, is three orders of magnitude larger than in conducting polymer devices and as such, unrivaled in organic thermoelectrics. While the thermoelectric key parameters of (DCNQI)2Cu still lack behind conventional thermoelectrics made of e.g. Bi2Te3, the promising performance together with its potential for improvements make this novel material class an interesting candidate for further exploration. Particularly, the low-cost and energy-efficient synthesis routes of organic materials highlight their relevance for technological applications.
